️· Qualified per MIL-PRF-19500/525
️· Available in TO-3 (TO-204AA) package
## Maximum Ratings
️· Voltage: Collector-Emitter (VCEO) ranges from 300V (2N6546) to 400V (2N6547). Collector-Base (VCEX) from 600V to 850V
️· Current: Collector Current (IC) is 15A for both models.
️· Power: Total Power Dissipation ranges from 175W to 100W
️· Temperature: Operating and Storage range from -65 to +200 °C
## Electrical Characteristics
️· Forward Current Transfer Ratio (hFE): Ranges from 6 to 15, depending on the IC value
️· Saturation Voltages: Collector-Emitter (VCE(sat)) ranges from 1.5V to 5.0V. Base-Emitter (VBE(sat)) is 1.6V
